• The effect of thermal annealing of
graphene is investigated.
• Hole doping effect is obtained by
annealing in ammonia gas.
• Hole doping is attributed to the
physisorption of gas molecules.
• After annealing, contact
resistance; decrease from 1.02 Ω∙cm2 to 0.49 Ω∙cm2.
